NREL is targeting R&D strategies to make III-V PV economically relevant to the terrestrial PV market at large scale. We have developed six-junction inverted metamorphic (6J IMM) concentrator solar cells with a clear path to achieving 50% efficiency for high concentration photovoltaic (HCPV) systems.  We are growing high-efficiency III-V solar cells at rates over 180 microns/hour by Hydride Vapor Phase Epitaxy (HVPE) to reduce flat-plate costs. Using HVPE, we have demonstrated over 25% efficient GaAs solar cells as well as the world’s first two-junction tandem devices. We have mechanically stacked transparent, high efficiency GaInP and GaAs junctions, as well as GaInP/GaAs tandems, onto silicon solar cells to achieve over 32% and 35% efficient silicon-based multijunction solar cells. We are also investigating direct growth of III-V onto patterned silicon substrates to develop silicon tandems that maintain the high performance of the silicon junction.
